Oxford Ionfab300配备了业内最先进的射频离子源。该设备是以物理轰击作为主要刻蚀方式，搭配氟基气体作为辅助化学刻蚀气体。能量分布集中、稳定，在与目标材料反应过程中不会对目标材料深层原子造成损伤。
1）可以实现离子束流对晶圆的倾角刻蚀。
2）搭配SF6、CHF3和O2作为辅助化学刻蚀气体。
3）适合百纳米级垂直或斜齿结构刻蚀。
4）刻蚀速率在5nm/min->40nm/min之间，片内均匀性以及片间均匀性<5%。
5）刻蚀二氧化硅材料，对光刻胶选择比＞0.9，对硬掩膜Cr选择比＞6。
6）Beam 电压0-800V；Beam 电流0-600mA；加速电压0-600V；

样片要求：
1）最大支持直径为8英寸的样品，可接受不规则小样品刻蚀；
2）刻蚀材料以硅基材料为主，其他无毒害性材料与设备负责人沟通后可尝试；
3）常用掩膜金属Cr和光刻胶，对刻蚀工艺而言，金属Cr掩膜更优；
4）适合的光刻pattern在百纳米级别；

1. 束径为300nm的离子源，包含0-1500W，13.56MHz 射频源、中和源和加速网栅及电源；

3.配置位置可自由编辑的shutter，用来遮挡全部或部分wafer；
